The obtained dielectric loss tangent of 1.08 × 10 −3 for x = 0.38 and 4.79 × 10 −4 for x = 0.40 are notably lower when compared to other reports on calcium-doped strontium titanate-based ceramics, where the lowest value was 0.001 at 1 MHz .
Abstract: We demonstrate the fabrication of strontium titanate (STO) based metal-insulator-metal (MIM) capacitors with very-high dielectric constant (k~118) and low leakage of 10 -7 A/cm 2 at ±1V for a ~11nm thick dielectric using Ru as bottom electrode (BE) and top electrode (TE).

SrTiO 3 based lead-free ceramics has enormous potential for dielectric capacitors. This work focuses on the fabrication of small size Sr 1-x Ca x TiO 3 (SCT) ceramic capacitors.
The dielectric properties, measured from 100 Hz to 1 GHz, such as permittivity (ε′), loss tangent (tgδ), and quality coefficient (Q) revealed that these materials could have a great interest in the development of monolithic ceramic capacitors dedicated to a very large frequency range from 100 Hz to 1 GHz applications.
